

This technique provides essentially the same type of information as HRTEM diffraction and RHEED. If films are sufficiently thick, more than a few tens of nanometers, x-ray diffraction (XRD) can be employed. Reflection high-energy electron diffraction (RHEED) provides another way of probing morphology, but because of the grazing incidence employed, it is particularly useful for very thin films. The character of the diffraction pattern discriminates between noncrystalline, micro- or nanocrystalline, polycrystalline, and single crystalline phases. In addition to providing direct imaging, cross-sectional HRTEM also provides a convenient route for obtaining diffraction data. There is also the possibility of changes in morphology during sample preparation, or under electron beam imaging.
